A blind microvia must be reached by the process solution before copper can deposit as intended. Its closed end makes solution access different from a through-hole. When localized skip plating appears, increasing plating time may add copper elsewhere while leaving the inaccessible region unresolved.
Examine the stage before the defect becomes buried
Epec discusses the restricted solution access of blind laser vias. Use that access limitation to frame the investigation, while retaining the exact via geometry and chemistry in the evidence. A nominal aspect ratio alone cannot establish that every hole wetted correctly.
Inspect representative vias after drilling and cleaning, and after the initial metallization step if possible. Record whether the missing copper is at the bottom, on one wall or distributed irregularly. Residual dielectric, inadequate activation and a trapped bubble can create superficially similar final appearances, so preserve samples from more than one stage.
Change wetting conditions in a controlled trial
Review the approved prewet, immersion, agitation and transfer sequence with the chemistry and equipment suppliers. Record delays that allow a previously wetted panel to dry. If panel orientation is changed, retain its mapping so a defect that moves with orientation can be distinguished from one tied to a laser-drill location. Include the densest via field and isolated vias in the trial, since local feature distribution can influence how representative a convenient test coupon is.
- Keep hole diameter, depth and taper matched across comparisons.
- Document cleaning and activation before the plating bath.
- Record panel loading and solution movement at the critical stage.
- Inspect both initial coverage and the final filled structure.
Confirm the cause before releasing the correction
Suppose a defect disappears after stronger agitation. That result supports a transport-related explanation, but it does not prove trapped air specifically. The same change can influence local deposition and chemical replenishment. Compare intermediate coverage and final sections before selecting the causal statement.
Use metallization coverage diagnosis together with laser-via bottom inspection. If the proposed solution changes chemistry, qualify its effect on other materials and features in the panel. The released process should document the demonstrated access and coverage conditions, rather than treating extra plating time as a general cure for every void at the bottom of a microvia.
